Correction!  The ionization energies for the donor species in silicon range
from 39 meV for antimony to 54 meV for arsenic (not ~ 10 meV as I mentioned
previously).  In any case, this is large compared to kT=6 meV at 70 K,
which is why donors cease to be ionized at these low temperatures.
